Abstract(in English) Polarization insensitive semiconductor optical amplifier (SOA) gates are very attractive for efficient and functional optical components by using hybrid integration with a planer light wave circuit (PLC) platform. We report a vertical tapered spot-siza converter integrated SOA gate with narrow mesa stripe structure of sub micron width. In the arrayed device, low polarization dependence of gain (<0.2dB) and high extinction ratio (>30dB) were achieved in a wide wavelength range. Low loss coupling to the fiber are also achieved High speed (<1nsec) gate operation was also demonstrated. These results indicate that the spot-size converted SOA gate integrated on a PLC platform will perform well in WDM application.
