Abstract(in English) We propose a Waveguide width abruptly EXpanded Spot-Size-Converter integrated Laser Diode (WEX-SSC LD) in order to reduce absorption loss in SSC section, realized by introducing steep photoluminescence wavelength profile. The WEX-SSC LDs showed superior lasing characteristics such as threshold current of 5.8 mA for 25℃ and 19 mA for 85℃, and operation current of 57mA at output power of 10 mW for 85℃. The coupling loss to normal single-mode fiber was as low as 1.8 dB maintaining large coupling tolerance of ±1.8μm. These excellent coupling characteristics are very promising for passively aligned optical module.
