Abstract(in Japanese) (See Japanese page)
Abstract(in English) The self-pulsing lasers are developed to be lasers suppressing the feedback induced noise, but still generate the feedback noise under several conditions of the feedback distance and the operating power. A novel structure of the self-pulsing laser is poposed in this report. A carrier extinction region made of hevily doped material is attached to the saturable absorbing region which is set in paralle location to the active region. The carrier lifetime in the saturable absorption regin becomes effectively short. Then almost perfect supression of the feedback noise over 100mW of output power and all posible range of the feedbak distance is examed by the computer simulation.
