High-Power and Wide-Temperature-Range Performance of Strained InGaAsP-MQW lasers with a Reversed-Mesa Ridge waveguide Structure

Abstract(in English) We propose a new structure for an InP-based long-wavelength lasers. This laser, which we call reversed-mesa ridge-waveguide (RM-RWG) laser, can operate reliably over a wide temperature range (WTR) without temperature control which are attractive for low-cost fiber-in-the-loop applications. A combination of a compressively-strained InGaAs/InP multiple-quantum-well (MQW) and the RM-RWG laser structure effectively reduces carrier leakages, which drastically improves high-temperature and high-power performance of long-wavelength lasers. For example, output power as high as 300 mW and very high-temperature lasing operation up to 165℃ were attained in 1.47 and 1.55μm range, respectively.
