| 抄録(和) | 光加入者系の光源として期待されている歪量子井戸FPレーザにおける発振波長の温度依存性を評価しその決定要因について検討を行った。その結果、量子井戸レーザもバルクレーザと同様に発振しきい値電流値の特性温度により発振波長の温度係数が決まり、量子効果による過剰な波長シフトの増加がないことがわかった。しかし、特性温度と発振波長の温度係数は相反関係にあるため、特性温度を良くしすぎた場合、発振波長が温度変化によって大きく変動してしまうことがわかった。また、発振波長の温度依存性に量子効果が見られないのは、バンド端近傍の注入キャリア分布が理想的な矩形状態密度関数とFermi-Dirac分布関数より求められなくなってきているためと考えられる。 |
| 抄録(英) | Quantum-well (QW) FP lasers are theoretically expected a larger temperature dependence of a oscillation wavelength than bulk FP lasers, since a pure bandgap narrowing appears caused by a small wavelength shift by carrier injection. In this paper, we experimentally examined a temperature dependence of oscillation wavelength in the QW lasers. We found that the estimated wavelength shift by carrier injection in QW lasers was the same as that in bulk lasers. This results indicates that a carrier distribution in a QW cannot be calculated using an ideal step-shaped density of states function and Fermi-Dirac distribution function. We also found that the temperature dependences of wavelength shift in all lasers had a trade-off relation to the characteristic temperature T_o. This could be a big problem in an application to the optical subscriber system. |
