Temperature dependence of oscillation wavelength in quantum-well FP lasers

Abstract(in English) Quantum-well (QW) FP lasers are theoretically expected a larger temperature dependence of a oscillation wavelength than bulk FP lasers, since a pure bandgap narrowing appears caused by a small wavelength shift by carrier injection. In this paper, we experimentally examined a temperature dependence of oscillation wavelength in the QW lasers. We found that the estimated wavelength shift by carrier injection in QW lasers was the same as that in bulk lasers. This results indicates that a carrier distribution in a QW cannot be calculated using an ideal step-shaped density of states function and Fermi-Dirac distribution function. We also found that the temperature dependences of wavelength shift in all lasers had a trade-off relation to the characteristic temperature T_o. This could be a big problem in an application to the optical subscriber system.
