Abstract(in English) We have investigated driving voltage reduction of DFB-LD/modulator integrated light sources. It was experimentally found that modulator driving voltage in integrated light sources was reduced by enhancing the quantum confined Strak effect through well width increase, and increasing electric field in MQW absorption layers by decreasing undope layer thickness. This state of the art is also effective for high power operation due to reducing absorption loss in modulator section, resulted in larger fabrication tolerance. A penalty free 335km normal fiber transmission at 2.5Gb/s was successfully demonstrated using packaged integrated light sources.
