Abstract(in English) We report an improvement of the ohmic contact and the crystallinity of the ZnMgSSe blue-green lasers. A low resistance ohmic contact of Au/Pt/Ti/Ni for p-ZnTe, as low as ρc=1×10^<-6>Ωcm^2, was developed. A nitrogen diffusion from the N-doped ZnTe layer to the ZnSe layer was observed in the ZnSe-ZnTe superlattices and it affected the I-V characteristics. The ZnCdSSe-ZnSSe strained layer superlattices ware employed for the optical guiding layers, then the optical confinement factor was increased and the crystallinity of the active region was improved. Room temperature operation of the ZnMgSSe blue-green lasers ware observed.
