1.3μm Lasers on GaAs Substrate Using Wafer Fusion

Abstract(in English) The technology so called wafer fusion enables us to extend the maternal choice to be dealt with. We here report on the optical property of SL-QWs fused on GaAs substrate and characteristics of 1.3μm SL-QW lasers fused on GaAs substrate. We investigated the dependence of fused condition on optical property of SL-QWs. It is found that fused temperature mainly effects the optical property of SL-QWs. Based on this investigation, we fabricated 1.3 μm GaInAsP SL-QW ridge waveguide lasers on a GaAs substrate with a low threshold current of 5.7mA. A high reliability of more than 10^5 hours at 85℃ was estimated. These characteristics are comparable to those of lasers fabricated on InP substrate
