Abstract(in English) | The technology so called wafer fusion enables us to extend the maternal choice to be dealt with. We here report on the optical property of SL-QWs fused on GaAs substrate and characteristics of 1.3μm SL-QW lasers fused on GaAs substrate. We investigated the dependence of fused condition on optical property of SL-QWs. It is found that fused temperature mainly effects the optical property of SL-QWs. Based on this investigation, we fabricated 1.3 μm GaInAsP SL-QW ridge waveguide lasers on a GaAs substrate with a low threshold current of 5.7mA. A high reliability of more than 10^5 hours at 85℃ was estimated. These characteristics are comparable to those of lasers fabricated on InP substrate |
