Abstract(in English) | We have proposed blue Vertical-Cavity Surface-Emitting Lasers (VCSELs) based on Second Harmonic Generation (SHG). We call it "SHG in SEL". This paper describes the principle and results of some experiments on SHG in SEL. We have achieved laser oscillation in VCSELs on (311)B at RT, CW operation and observation of blue light based on SHG. We have grown InGaAs VCSELs on (311)B by molecular beam epitaxy. A threshold current of 5mA, fundamental light output power of 40μW and SH light output power of 1nW were obtained at RT, CW operation. |
