Abstract(in English) This paper describes ultra high-speed digital ICs for 40 Gbit/s class optical communication systems. They include a decision IC, a frequency divider, a multiplexer IC, and a demultiplexer IC, which are indispensable components for realizing those systems. Novel circuit design techniques including a super-dynamic D-FF and wide-band buffer circuits were adopted to boost the speed of ICs. Those ICs fabricated with 0.1-μm InAlAs/InGaAs/InP HEMTs have operated at and/or over 40 Gbit/s.
