GaAs/GaP Atomic Layer Fractal Superlattice grown by Atomic Layer Epitaxy

Abstract(in English) (GaAs)m(GaP)n atomic layer Fractal-superlattice (FSL), fabricated by using the special designed atomic layer epitaxy (ALE) system, is demonstrated. Self-similar geometry, which is perticular to Fractal structures, has been confirmed in the FSL via conventional X-ray diffraction (XRD) mesurement, and the XRD spectrum has been consistent with the result of fast-fourier transform (FFT) analysis of the lattice arrangement designed in advance by the computer in the ALE system. Also the subband structure pecuriar to FSL has been observed via photo reflectance (PR) measurement. The self-similar geometry is confirmed from result of the transfer matrix calculation of the subband structures.
