| Abstract(in English) | Long-Wavelength PIN waveguide photodiodes have some features, such as high speed, high sensitivity, low dark current. Photodiodes-array made of these waveguide photodiodes are promising because they have some advantages that are easy-fabrication and low cross-talk because of low light leak in their waveguides. In this work, we fabricated waveguide-photodiodes array with 8channels and with 60 channels. Experiment results are given, showing high sensitivity of 0.98A/W average, dark current less than 300pA, and cross talk less than -75dBc. We have also good reliability up to 4500 hours. |
