Abstract(in English) | Polarization control is achieved in vertical-cavity surface-emitting lasers by using structurally anisotropic self-assembled quantum dots as active layers. The InGaAs dot shape is elongated along [01^^-1] direction on (100) GaAs surface. Photoluminescence light polarized along [O1^^-1] direction is 1.37 times stronger than that along [011]. Lasing emission from the surface emitting laser shows polarization suppression ratio of 18 dB. |
