High-speed operation of the module contaning an MQW modulator integrated DFB laser

Abstract(in English) A very high-speed integrated light source over 10 Gbit/s has been developed. The integrated light source consists of an MQW electroabsorption modulator and a DFB laser. After optimizing the structure of the integrated modulator, the device is packaged in a compact module with a single mode fiber. While the DFB laser is injected with a constant current, the integrated MQW electroabsorption modulator is driven with a 40-Gbit/s electrical NRZ signal. A clearly-open eye diagram is observed in the modulated light from the modulator. Further, a receiver sensitivity of -27.2 dBm at 10-9 is experimentally confirmed in bit error rate performance. A stable operation at 50 degees more than 5000 hours has been observed so far.
