Abstract(in English) Passively mode-locked distributed Bragg reflector(DBR)lasers with an intracavity saturable absorber were monolithically fabricated.A nearly transform-limited pulse train with a duration of 5.6ps has successfully generated at a high repetition rate of 38.8GHz.When an active region current was increased up to a few times the threshold,harmonic passive mode-locking were observed at the repetition rates of 400GHz,800GHz,and 1.54THz.Long cavity(5mm) mode-locked laser diodes were also fabricated for the measurement of timing jitter.The timing jitter was evalueated 0.39ps under hybrid mode-locking opration.
