Abstract(in English) Low threshold 1.3μm strained MQW lasers for optical-interconnect ion were fabricated on p type lnP substrates.The dependency on the number and thickness of the wells of the MQW structure was investigated for low threshold operation at high temperature.The low theshold current 1.0 mA at 20℃ and 3.5mA at 80℃ was obtained with the laser of 200 μm cavity with high reflecting coat.The stan dard deviation of the thershold current of 10-channel laser array was less than 0.1 mA. A large eye-opening ratio more than 70% was obtained at 1 Gb, s under zero-bias condition.
