Abstract(in English) The single mode operation yield of partially corrugated waveguide laser diode (PC-LD) was analyzed. By optimizing the grating structure, the yield of PC-LDs was improved to be 1.5 times as high as that of conventional DFB-LDs. Furthermore, spot-size converted PC-LD with laterally tapered active stripe and chirped grating was designed, and high-efficiency at high temperature (η=0.23W/A@85℃), high coupling efficiency (2.5dB coupling efficiency improvement)and high-yield(50%)characteristics were demonstrated.
