Abstract(in English) A multi-wavelength integrated light source is one of key devices for future optical comunication systems using wavelength division multiplexing technologies. A spectrum sliced multi-wavelength light source using a super-luminescent diode (SLD) is a candidate for this purpose. In this work, we carried out a modeling of tapered active region SLDs using traveling wave rate equations for high-power and broad-band operations. We fabricated SLDs at 1.5μm wavelength region. Light output up to 800mW and slope efficiency about 0.1W/A were obtained.
