Observation of Period Doubled Pulse Oscillations from an Injection-modulated Semiconductor Laser

Abstract(in English) The oscillation properties of an AlGaAs semiconductor laser modulated at near the relaxation oscillation frequency were examined by observing the optical pulses using a streakcamera detection system. The regime of period doubled pulse operations was clearly found by drawing a pulseheight distribution as a function of the dc-bias current when the modulation-frequency and -amplitude were kept at constant. We found also the disappearance of chaotic pulse oscillations in the pulseheight distribution being different from the numerical predictions so far reported. This disappearance of chaos could be explained by taking into account the carrier density dependent carrier lifetime in the frame of the rate-equations.
