Abstract(in English) | We have developed a monolithic integrated device consisting of an electro-absorption (EA) modulator and a semiconductor optical amplifier (SOA) connected by a high-mesa passive waveguide by using butt-joint selective area growth techniques. Lossless operation with a high extinction ratio of 32 dB is successfully achieved. The EA-SOA module has also achieved clear eye opening at 10 Gbit/s operation. The passive-waveguide-integration technique is promising for realizing functional optical circuits comprising a passive functional device, such as an arrayed waveguide grating (AWG). |
