Large Signal GaAs HEMT model for use in a wide bias range

Abstract(in English) In the design of the nonlinear circuits as mixers, multipliers, oscillators and amplifiers, accurate catenation of the output level of the harmonic frequency is important as well as the output level of the fundamental frequency. We determine the model parameters at one measured bias and calculate site harmonics at the same bias condition, but we hardly calculate exact output level of the harmonic frequency at the other bias condition. We improve the simple large signal equivalent circuit model to able to calculate the output level of the harmonics accurately in a wide bias range for the HEMT. And we compact the DC curves and harmonic wave's output power characteristics calculated by using the improved model with these properties calculated by using the conventional models.
