Abstract(in English) We have developed a traveling-wave optical modulator using an n-i-n heterostructure fabricated on InP substrate. The modulation characteristics are studied theoretically and experimentally. We achieved a 100 km transmission through single-mode fiber (SMF) at 10 Gbit/s. And the small driving voltage of 2.3 V has been obtained at 40 Gbit/s.
