Abstract(in English) | We demonstrate a room temperature operation of a two-dimensional photonic crystal defect-waveguide-laser with an InGaAsP multiple quantum well active layer. It is shown that the lasing oscillation occurs at the mode edge of the line-defect-waveguide. It is also demonstrated that the device has a broad range of tunability (80nm) in lasing wavelength, merely by changing a very small width (40nm) of the waveguide. This magnitude of the tunability is much larger than that of a conventional distributed feedback laser. Based on the detailed analysis of the electromagnetic field distribution of the waveguide mode, we find that such a remarkable property originates from the nature of two-imensional periodicity. |
