Abstract(in Japanese) (See Japanese page)
Abstract(in English) The microdisk laser is a kind of microlaser with a whispering gallery mode, which is strongly confined in the disk active layer by the total internal reflection at semiconductor and air boundaries. Its simple structure and very small cavity volume allows ultralow threshold lasing, the spontaneous emission control and large scale integration with unique functionalities. This presentation reports the recent progress of this type of laser fabricated into GaInAsP semiconductor. It includes the size reduction of this device to 1.7 μm in diameter, the threshold reduction to 20μW under cw photopumping condition at room temperature, evaluation of spontaneous emission factor over 0.1 and a Purcell factor (enhancement factor of spontaneous emission rate in a microcavity) of 6, an achievement of the lowest threshold of 11 μW with a unique mode control in the microgear structure, the lasing operation and unique modal behavior of microdisk array as a photonic molecule laser.
