Polarization Control of Quantum Dots for SOA Applications

Abstract(in English) We have investigated polarization of photoluminescence (PL) emission from the cleaved-edge surface of a wafer involving InAs self-assembled quantum dots (QDs) capped by In_xGa_<1-x>As layer. With increasing indium (In) composition x in the capping layer, the PL of QDs shifts toward the longer wavelength side and shows an enhancement of the TM-mode PL intensity at x =0.13. In order to investigate effects of light propagation on the PL polarization, we have compared electroluminescence (EL) with PL spectra and investigated the PL excitation-wavelength dependence of the PL polarization.
