Abstract(in English) We report on the paformance of UV light emitting diode having GaN/AlGaN multi quantum well active layer on low dislocation density AlGaN grown by low-temperature AlN interlayer. Operating voltage is 4.5V and output power is 4.7mW at a forward current of D.C 100mA.
