Abstract(in English) Distributed reflector (DR) lasers consisting of first order vertical grating distributed feedback (VG-DFB) structure and first order distributed Bragg reflector (DBR) are demonstrated for the first time by a single step epitaxy followed by reactive-ion-etching (RIE) process. A threshold current of 3.6mA, differential quantum efficiency of 16%, and SMSR=35dB were obtained for the stripe width of 1.3μm, active region length of 210μm, and the number of DBR elements of 5.
