Characteristic improvement of plane type semiconductor optical modulator

Abstract(in English) The operation characteristic of a plane type semiconductor optical modulation element has been improved for the parallel, optical information processing. As the characteristic, the extinction ratio was about 10dB in the voltage change in 5.5V the insertion loss was 4dB. Operation speed was 120MHz, and 100 time speed-up was achieved at the operation speed of this element compared with a past element. Moreover, an array optical modulator which arranged a single element to 6×6 in two dimensions was made. When the voltage was added to some pixels in an array optical modulator, the optical image output from the modulator was recognized as a character image.
