Abstract(in English) | We have fabricated 400nm wavelength 2-beam lasers for the first time. Each laser operated independently. Laser characteristics were almost identical, and low thermal resistance brought about by high thermal conductivity of this material and by epi-side-down mounting, and high characteristic temperature (~150K) of blue-violet lasers resulted in the sufficiently low droop characteristics (<3%@60℃,4mW) for practical use. We have also achieved low cross-talk characteristics (~0%) under 4mW CW operation at 60℃ adopting electrically isolated structure between the two laser stripes. These results indicate the blue-violet 2-beam lasers are available as a light source of laser beam printers. |
