Abstract(in Japanese) (See Japanese page)
Abstract(in English) Highly UV-C selective photodetectors can be applied to flame detection. At present, a glass-tubular detector with an electro-optical material are industrially used. Solid-state UV-C selective detector using a widegap semiconductor is expected to be operated at high temperature with a long-life durability, which enables to replace even domestic flame detectors. This study was started from the material selection and flame detection was succeeded in the background room lighting by a UV-C selective AlGaN-based PIN photodiode with AlN molefraction of 43%. In this paper, the review of this study and the latest result focusing on the high temperature behavior related with deep levels in AlGaN.
