Abstract(in English) Time and spatial resolved observation of the photothermal process for the low dislocated GaN was succeeded by using the microscopic transient lens technique. Obtained signals were constructed on the concave and convexo lens components due to the spatial modulation of carrier density and temperature, respectively. Carrier recombination lifetimes, heat generations, and thermal conductivities were obtained by analyzing the signal intensities and time profiles. In the case of air-bridged lateral epitaxial grown (ABLEG) GaN, which has seed region (threading dislocation density (TDD)=1-2X10^9 cm^2) and wing region (TDD=1-2X10^6 cm^2), we found that the thermal conductivities were not so different at each region, but the amount of the heat generation at the weed regions were much smaller than that at the seed regions.
