Abstract(in English) | InP-based Mach-Zehnder modulators are promising device as a high-speed modulator in optical communication systems because of their compactness and good chirp controllability. However, mostly only up to 10 Gb/s operations have been reported on those devices so far, since the electrode structure with bandwidth over 20 GHz has not been established, yet. To realize higher speed operation of such devices, we propose a new traveling wave electrode structure with impedance matching to 50 Ω, in which we divided PIN phase modulator into small pieces and connected them inserting small capacitance section between them. In this report, we explain the concept of such a new electrode structure and show the measurement result of the fabricated Mach-Zehnder modulators with it. Measured S11 characteristics showed the impedance matching of the electrode of these devices, enabling them to increase their bandwidth in optical small signal response. Consequently, we obtained a clear eye opening at 40 Gb/s using these devices. |
