Abstract(in English) We describe a nanometer-scale nonvolatile switch that uses a solid electrolyte, where metal ions are mobile. The switch is composed of the solid-electrolyte (Cu_2S) sandwiched by two metals. Applying a positive or negative voltage to the metal can repeatedly switch its conductance. Each state can persist without a power supply for months, demonstrating the feasibility of non-volatile memory with its nanometer scale. We also fabricate 1kbit non volatile memory.
