Abstract(in English) A 96mm^2 32Mb chain FeRAM with 3metal CMOS and stacked capacitor technology is presented. Cell efficiency of 65.6% is realized by compact memory cell structure and segment/stitch WL architecture. The adopted power-on/off sequence protects the data from startup noise. Low-standby current bias generator and SRAM compatible access mode are implemented for mobile application.
