Abstract(in English) | We have proposed novel logic circuits consisting of four resonant-tunneling diodes (RTDs), and analyzed their operation. The present logic circuits operate in a current mode, which is similar to that of a Josephson-junction 4JL logic circuit. In our circuits, however, NAND and NOR functions, as well as AND and OR, can be obtained in a simple circuit configuration. 0ur SPICE simulation shows that the NOR gate operated at a clock frequency as high as 20 GHz. |
