0.8-5.2GHz Band SiGe-MMIC Q-Mixer for Multi-Band Multi-Mode Direct Converstion Receiver

Abstract(in English) By employing a 14GHz static frequency divider and broad-band SiGe-HBT unit mixers, a 0.8-5.2GHz band Q-MIX is developed using 0.35 μm SiGeBiCMOS process. The fabricated Q-MIX has constant conversion gain (Gc) over the wide baseband (BB) frequency range upto 100MHz and performs good I/Q balanace (<0.17dB, <3.6 degrees) over the wide RF frequency range of 0.8-5.2GHz. EVM of 2.1%rms, magnitude error of 1.5%rms and phase error of 0.9 degrees rms are achieved for W-CDMA condition at O.8GHz.
