Abstract(in English) GaAs 1 Chip Anti-Series Varactor Pair (ASVP) is manufactured. Its second- and third-order harmonic distortions generated from nonlinearity of capacitance-voltage characteristics are measured. The second- and third-order harmonic distortions and intermodulations of the ASVP are simulated using a commercial software package. The second-order harmonics of both the simulation and the measurement of the ASVP chips are suppressed by about 25 dB as compared to those of single varactor (SV). The third-order harmonics are also suppressed by about 3dB.
