Abstract(in English) An ultra high-speed dynamic frequency divider that operates up to 150 GHz was developed. This divider IC employed a clocked-inverter feed-forward configuration, and was fabricated with InP DHBTs with f_T. and f_ of 240 GHz and 370 GHz, respectively. The maximum operation speed of the divider 1C is 150 GHz, which is, to the best of our knowledge, the highest value ever reported for frequency divider ICs.
