Abstract(in English) | This paper reports excellent high-frequency characteristics of a short-channel AlGaN/GaN heterojunction FET. The fabricated FET with a gate-length (Lg) of 0.07μm and a gate-width (Wg) of 2×50μm exhibited a cut-off frequency (f_τ) of 81GHz and a maximum frequency of oscillation (fmax) of 190GHz with a maximum stable gain (MSG) of 8.2dB at 60GHz. An improved method for precise delay-time analysis was proposed. The analysis effectively extracted intrinsic delay-time τ_1 following a Moll's graphical method using intrinsic FET S-parameters. An electron average velocity (v_a) of 1.75×10^7 was calculated. |
