Abstract(in English) | An InGaAs/InAlAs five-layer asymmetric coupled quantum well (FACQW) is proposed for 1.55μm wavelength region. It is expected to produce giant electrorefractive index change Δn in a wideband transparency region. The electrorefractive properties of the InGaAs/InAlAs FACQW are discussed. In addition, polarization independent Δn can be achieved by introducing tensile strain to quantum well layers in the FACQW. The FACQW is expected to realize ultra-wideband, ultrafast optical modulators and switches. |
