抄録(和)	Rost I_テスト手法として,I_ スペクトル法の適用可能性を検討るために,他のPost I_テスト手法と故障検出精度,テスト時間の観点から比較検討した.リーク電流のため,従来のI_テストが適用できない実デバイスを用いた評価実験を行い,故障検出精度において他手法と同等あるいはより優れていることを示した.さらにテスト時間においても他手法と同等,あるいはより短い時間でテストできることを示した.これらの故障検出精度,テスト時間の観点から,I_ スペクトル法は,量産テストにおけるPost I_手法として最も有力であることを示した.
抄録(英)	The effectiveness of the I_ spectrum method as the post I_ testing method was investigated in view of the fault detectability and the testing time. Experimental results in which practical devices with enormous leak current were used showed that the IDD spectrum method could detect more faults than the other post IDDQ testing methods, and that the testing time of the I_ spectrum method was one of the shortest in the post I_ testing methods. The IDD spectrum method is the most powerful post I_ testing method in the mass production regarding the fault detectability and testing time.
