Abstract(in English) An SFQ/CMOS hybrid system has a possibility to become high-performance digital systems, which uses advantages of both of two technologies, very high speed and low power consumption in the SFQ circuits and very high density of CMOS digital circuits. In this paper, we have proposed an SFQ/CMOS hybrid memory system as an example of the hybrid system and demonstrated its operation. We have established a 4.2K device model of CMOS devices to characterize its operation at 4.2K. We have designed a memory system including interface circuits using Josephson circuits and CMOS circuits and demonstrated its operation.
