Abstract(in English) There is a method of using variable attenuator in RF front-end section as one of techniques which realize wide dynamic range for mobile wireless terminal applications. However a conventional MOSFET πnetwork variable attenuator cause phase shift due to the parasitic effects of FET and grounded wires when the state of gain is changed. ln this paper, a low phase shift MOSFET attenuator is proposed which can cancel out the phase shift by compensation capacitors. RF front-end IC having an LNA and the proposed MOSFET attenuator was fabricated in SiGe-BiCMOS process. In 1.5HGz-band, it performed the phase shift of 0.5deg with 20dB attenuation range.
