[Encouragement Talk] Wide bandwidth and high responsivity of InP-based waveguide photodiodes for over 400 Gbps coherent transmission systems

Abstract(in English) For high speed coherent transmission system over 400 Gbps, photodetectors for coherent receivers with both the wide bandwidth and high responsivity are required by overcoming the tradeoff. In the waveguide p-i-n photodiode (PD) array monolithically integrated with the 90? hybrid, we introduced the low doped n^--InP buffer layer under the absorption layer of PDs and the core layer of the 90? hybrid. Due to this layer, short carrier transit time, small diode capacitance and suppression of waveguide propagation loss caused by free carrier absorption were realized at the same time, and we achieved to be compatible with the wide 3-dB bandwidth and high responsivity. Moreover, by adopting the butt-joint structure with the low doped n^--GaInAsP layer underneath the thin absorption layer, coupling loss between the input waveguide and PDs was suppressed and we demonstrated the wide 3-dB bandwidth of 50 GHz and the 4-channel averaged responsivity as high as 0.150 A/W at a wavelength of 1550 nm.
