[Invited Talk] Watt-class Green and Blue Laser Diodes

Abstract(in English) We achieved high-power operation using 530-nm green and 465-nm blue laser diodes fabricated on semipolar {20-21} and c-plane GaN substrates, respectively. The green lasers had a maximum output power in excess of 2 W under continuous-wave operation, and the wall-plug efficiency was as high as 17.5% under an operation current of 1.2 A. The blue lasers exhibited an output power and wall-plug efficiency of 5.2 W and 37.0%, respectively, at a current of 3.0 A under continuous-wave operation. These laser diodes are promising light sources meeting the ITU-R Recommendation BT.2020 for future laser display applications.
