Abstract(in English) | With high integration of IC, small delay faults have occurred as the cause of a circuit failure. As a design-for-testability (DFT) method for delay testing,a measurement method for delay fault size using TDC mechanism has been proposed. However, conventional automatic test pattern generator tools (ATPG) do not take account of delay fault size. In this paper, we investigate delay fault size by circuit simulation using given ATPG pattern and evaluate the feasibility of testing multiple paths by the TDC embedded circuit. |
