Low SHF Band 3-bit Reconfigurable BPF Design Employing pHEMT RF Switch Arrays

Abstract(in English) For the efficient use of frequency spectrum under multiband environment in 5th generation mobile communications (5G), RF circuits that can flexibly switch multiple bands are important. A three-bit reconfigurable bandpass filter (BPF) has been proposed that can digitally change eight resonance frequencies. However, RF switches necessary for the frequency switching have not been studied in detail. In this paper, we report the result of 3-bit RF switch array (SWA) fabricated by 0.5 μm gate pHEMT process and its implementation into the BPF. The prototype BPF with the SWA operates at eight center frequencies from 3.5 GHz to 4.6 GHz.
