Characteristics of Spin Polarization Modulation in VCSELs for High-Speed Operation

Abstract(in English) High-speed vertical-cavity surface-emitting lasers (VCSELs) with low cost and low energy consumption are required to cope with a rapid growth of data communication traffics. In this study, we theoretically and experimentally investigate novel modulation characteristics of VCSELs under the spin polarization modulation of injected electrons. A spin-flip rate equation analysis reveals that an enhanced modulation bandwidth exceeding the relaxation oscillation frequency can be realized under the spin polarization modulation. This feature is experimentally verified under the optical modulation of the electron spin polarization in InAlGaAs VCSELs by observing a wide 3-dB bandwidth of 23 GHz which is much wider than the relaxation oscillation frequency.
