Abstract(in English) | Development of multi-functional incoherent light sources (Integrated Quantum effect Super-Luminescent Device; IQSLD) has been started to fulfill new demands in imaging and short-distance high-speed communication. Three quantum effects (Exchange interaction, QCSE, and Polarization dependence) in the GaAs/AlGaAs multiple quantum wells are naturally integrated to realize detecting/emitting and high-speed modulation functions. The IQSLDs can emit CW output power higher than 30 mW, Gaussian spectral shape, and the straight waveguide structure leads to a symmetric oval beam shape, spatial coherence, suitable for fiber coupling. |
